prEN IEC 63567-4:2026 is a draft IEC/CENELEC standard for evaluating the dimensional accuracy of singulated dies after laser dicing. It is prepared by IEC TC 47 for semiconductor device manufacturers, process engineers, and inspection teams that need a common way to measure straightness, taper, sidewall quality, and chipping on diced wafers.

What does prEN IEC 63567-4:2026 specify?

prEN IEC 63567-4:2026 specifies evaluation methods for the dimensional accuracy of singulated dies after a laser dicing process. The main target is thin silicon wafers for semiconductor use, but the methods can also be applied to other materials or applications.

The document is organized into:

  • Clause 1: Scope
  • Clause 2: Normative references
  • Clause 3: Terms and definitions
  • Clause 4: Procedures of laser dicing
  • Clause 5: Die preparation for test
  • Clause 6: Test items for dimensional accuracy
  • Clause 7: Test report
  • Annex A: Market relevance for the need of the standard
  • Annex B: An example for the test report
AnnexWhat it covers
Annex AWhy laser dicing evaluation matters in semiconductor manufacturing
Annex BExample test report, including specimen location and measured results

What are the key requirements of prEN IEC 63567-4:2026?

prEN IEC 63567-4:2026 defines how to prepare the wafer, how to measure the diced dies, and what to record so the results can be compared across labs and production lines.

Process steps and test preparation

Clause 4 describes laser scribing, backside grinding, and die separation. Each step is performed according to the manufacturing process, and the equipment and process conditions are intended to match mass production. In practice, this means the evaluation is tied to the real process, not to a simplified lab-only setup.

Clause 5 requires the test wafer to be selected from the same manufacturing context as the device under process. Wafer size, thickness, and surface properties are considered, and the locations of the test specimens on the diced wafer are recorded. This matters because the result can depend on where the die sits on the wafer.

Measurement setup

Clause 6 uses visual inspection equipment based on a microscope, a three-dimensional translational stage, and a jig for the test wafer. The microscope setup needs a resolution below 1 μm at high magnification, because the features being judged are typically only several micrometres wide. Temperature, relative humidity, and cleanliness class are recorded in the test report, so the measurement conditions are traceable.

Straightness

Clause 6.1 evaluates straightness after the scribing process by comparing the actual cutting line with the desired cutting line. The method uses sampling points at equal intervals and calculates both straightness and offset. In practice, this tells the reader how far the cut path drifted from the intended chip boundary and whether that drift is systematic or uneven.

Sidewall quality

Clause 6.2 covers taper and sidewall flatness. Taper is evaluated from the side view after scribing, using the front side and backside edges, while sidewall flatness is the horizontal distance between the innermost and outermost points of the sidewall profile. These values help show whether the cut wall is tilted or laterally uneven, which affects die quality and packaging fit.

Chipping

Clause 6.3 evaluates chipping using both front-view and top-view images. The evaluator must identify whether the defect is frontside or backside chipping, choose the dimensional component used for classification, and count only those defects that exceed the stated threshold. This makes the chipping result usable for pass/fail comparisons and yield analysis.

Reporting

Clause 7 requires the report to include wafer specifications, laser dicing process parameters, measurement conditions, and dimensional accuracy results. It also asks for average values and standard deviations where applicable. That gives buyers, manufacturers, and labs a common record for process qualification and comparison.

What terms does prEN IEC 63567-4:2026 define?

  • Laser dicing - a wafer-cutting technology that uses a laser scanned along dicing lines on a substrate.
  • Desired cutting line - the nominal cutting path determined from alignment keys or chip patterns.
  • (Actual) cutting line - the path of the edge of the singulated die seen from the top view.
  • Straightness - the variation of the actual cutting line from the desired cutting line.
  • Taper - the angle that describes the inclination of the chip sidewall cross-section.
  • Sidewall profile - the path of the die edge seen from the side view.
  • Chipping - local breakage or material loss at a die edge or surface during dicing.
  • Sidewall flatness - the horizontal distance between the innermost and outermost points of the sidewall profile.

Who uses prEN IEC 63567-4:2026?

prEN IEC 63567-4:2026 is used in semiconductor manufacturing, packaging, and inspection work. It is relevant to process engineers who tune laser dicing, quality teams who check dimensional results, equipment suppliers who need a common evaluation method, and test laboratories that measure diced wafers for qualification or comparison. Design companies can also use the report structure to specify what data they need back from a supplier.

What changed in prEN IEC 63567-4:2026 from the previous edition?

This draft supersedes 47/2933/CD and 47/2972/CC.

Which standards are used with prEN IEC 63567-4:2026?

The introduction places prEN IEC 63567-4:2026 in the IEC 63567 series:

  • IEC 63567-1 - transmittance evaluation method of EUV pellicle
  • IEC 63567-2 - nano-scale wafer surface inspection using white light interferometry
  • IEC 63567-3 - nano-scale wafer surface inspection method using UV light
  • IEC 63567-4 - evaluation methods for dimensional accuracy of laser dicing process

What does the prEN IEC 63567-4:2026 document contain?

The document contains the procedure flow for laser dicing, schematic figures for the cutting line and specimen locations, and measurement diagrams for straightness, taper, sidewall flatness, and chipping. It also includes symbol tables for the calculated quantities and an equation-based evaluation method for each main measurement.

Annex A gives a market-oriented explanation of why laser dicing matters for thin wafers and high-integration devices. Annex B provides an example test report with specimen location images and example microscope or electron microscope views that show how the report can be filled in practice.

117 INTRODUCTION
118 Recently, the semiconductor market continues to increase, and the demand and importance of
119 semiconductor modules and equipment for manufacturing semiconductor devices are also continuously
120 increasing. With the miniaturization of semiconductor manufacturing processes, the need to develop
121 new semiconductor equipment is also increasing. Therefore, it is necessary to develop an international
122 standard to evaluate the parts and modules used in semiconductor equipment. There are many
123 semiconductor processing components: wafer, mask and pellicle, etc. These components have a
124 significant impact on the performance, reliability, and manufacturing yield of semiconductor devices.
125 Therefore, it is very important to establish the international standards for evaluating or inspecting the
126 parts and modules used in semiconductor equipment.
128 IEC 63567 series of standards is planned to focus on performance evaluation of semiconductor
129 processing components and inspection equipment.
131 Part 1 focuses on the apparatus and its method for measuring the extreme ultraviolet (EUV)
132 transmission of a pellicle used in the EUV lithography process to physically prevent particle
133 contamination of the mask.
135 Part 2 deals with advanced techniques for inspecting nano-scale defects on wafers using white light
136 interferometry. Thanks to recent development of wafer inspection techniques, even smaller defects can
137 be detected by using UV light source and related optics. Part 3 describes the wafer inspection method
138 by UV light.
140 The dimensional accuracy of the silicon dies after the dicing process is becoming more important as
141 semiconductor device and packaging technologies have been advanced. Part 4 focuses on evaluation
142 methods for dimensional accuracy of singulated dies by laser dicing process. Laser dicing is one of the
143 most widely used wafer-cutting technologies in the semiconductor device manufacturing processes that
144 require high dimensional accuracy. It is essential to assess the geometric characteristics of the laser-
145 diced wafers and verify their compliance with design specifications.
147 The current structure of this International Standard is as follows.
148 Part 1: Transmittance evaluation method of EUV pellicle
149 Part 2: Nano-scale wafer surface inspection using white light interferometry
150 Part 3: Nano-scale wafer surface inspection method using UV light
151 Part 4: Evaluation methods for dimensional accuracy of laser dicing process
153 1 Scope
154 This part of IEC 63567 specifies the evaluation methods for dimensional accuracy of the
155 singulated dies after laser dicing process. This evaluation method mainly targets the laser
156 dicing process of the thin silicon wafers for semiconductor industry, but can be applied to other
157 materials or applications.
